Abstract

Quantum well lasers and modulators are key components of optoelectronic integrated circuits, and the ability to use a laser heterostructure as a modulator simplifies the fabrication process. 1. Since the laser requires only low positive bias voltages which draw appreciable current, designing a modulator to operate with only low negative bias voltages can simplifj. the system design.
