3 V Vπ GaAs/AlGaAs Substrate Removed Nanowire Mach-Zehnder Intensity Modulators

Abstract

Mach-Zehnder intensity modulators with 0.3V Vπ were realized using substrate removed GaAs/AlGaAs nanowires. The modulator electrode is 7 mm long. The modulation is due to linear electro-optic and carrier depletion effects and has high speed potential.
