Abstract

A 5µm-long α-silicon hybrid plasmonic integrated photodetector is experimentally demonstrated. The device exhibited a record sensitivity of −35dBm at 100°C, with Idark = 0.2nA, Pstatic = 1.2nW, λBW= 1.21.8µmand RC frequency cut-off of 400GHz.
