Ultra-Thin All-Epitaxial Plasmonically Enhanced Long-Wave Infrared Detectors

Abstract

We demonstrate all-epitaxial surface plasmon-polariton enhanced type-II superlattice nBn infrared detectors with sub-diffractive absorber thicknesses. Our devices show peak external quantum efficiencies of 50% at 10.4 µm in a 300 nm absorber ( λ0/35).
