Integrated Nonvolatile Phase-shifter Based on Electrically Reconfigurable Low-loss Phase-change Materials

Abstract

We demonstrate a nonvolatile, small-form-factor (20 m) phase-shifter based on low-loss phase-change materials (Ge2Sb2Se4Te1 and Sb2Se3) on SOI waveguides. We achieve continuous optical phase modulation and an MZI switch with 30 dB extinction ratio.
