Asymmetric graphene-on-silicon nitride waveguide photodetector towards fast speed and high responsivity

Abstract

We demonstrate a 6-µm long asymmetric graphene-on-silicon nitride waveguide photodetector with a measured electro-optic bandwidth of 38 GHz and a responsivity of 13 mA/W at 1550 nm. Carrier dynamics in the photodetector are also analyzed.
