Improved Interband Cascade Lasers for λ = 3-5.6 μm

Abstract

The cw operating temperature of ICLs emitting at 3.9, 4.7 and 5.6 μm is extended to 107 °C, 60°C, and 48°C, respectively. The threshold powers range from several tens to several hundred mW at 25°C.
