Abstract

Semiconductor microdisk and microring lasers [1] are promising light sources for application in photonic integrated circuits, chemical and biological sensing and imaging [2,3]. Following the tendency for the miniaturization in micro- and optoelectronics, many research groups focused on reducing the microdisks diameter (D) while retaining high quality factors and low threshold. In this work we present lasing characteristics of 1.3 μm quantum dot (QD) and 1.55 μm quantum well (QW) microdisks and microrings of ultra-small diameter (down to 1 μm).
