Abstract

Ultra-compact and high-speed lasers are of significant interest for the realization of integrated photonic circuits. Recent progress has been impressive, with the demonstration of electrically-pumped photonic crystal lasers with very low power consumption and with speeds approaching conventional semiconductor lasers [1]. These laser structures employ line-defect waveguides and the mirrors are realized by heterostructures. In this paper we show that by replacing one of the conventional mirrors with a mirror based on a Fano resonance, the laser can be small-signal modulated at speeds on the order of terahertz, whereas large-signal operation at low frequency allows the generation of short optical pulses.
