Abstract
The newly expected application for red lasers, which emits light at around 640mn, is the light source for laser projection display systems [1, 2], The laser projection display system demands both high power and high temperature operation for lasers. However, it is difficult for AlGaInP based lasers to operate at high temperature under high power CW operation. We have achieved 0.3 W operation for a single emitter broad area red laser at 45°C for the first time, and highly reliable 25 emitter arrayoperation of 6.6W at 25°C.
