Carrier relaxation pathways in submonolayer quantum dots

Abstract

Semiconductor optical amplifiers based on InAs submonolayer quantum dots show fast carrier recovery and large phase response. We develop a numerical model assuming strong interdot coupling and a three-dimensional carrier reservoir, which reproduces this behavior.
