Abstract

Intrinsic super-linear performance of quantum cascade lasers with dual-upper-state is reported. The super-linear slope efficiency, which is enhanced with increasing temperature, is ascribed to the absorption quenching due to the decrease of electron populations in injectors. ©2011 Optical Society of America
