Abstract
We report optical scanning measurements on photocurrent in individual Germanium nanowire transistors. Photoconductivity measurements reveal that Germanium nanowire can be used as an ultra-sensitive, nanoscale photodetectors, especially in the visible range. The photoconductivity shows a strong saturation behavior unlike Schottky photocurrents observed at the metal contacts.
