Bi-Directional Device Integrated monolithically with Semiconductor Optical Amplifier

Abstract

We report a high performance integrated Transmit-Receive-Device (TRD) with a butt-coupled SOA by a well established procedure for the first time. The responsivity was same in input power range from -30 to –10dBm due to integrated SOA. The responsivity of more than 0.3 W/A was obtained until the 85 °C temperature range.
