Corrugated-Sidewall Distributed-Feedback Interband Cascade Lasers Emitting High Single-Mode Powers

Abstract

We report corrugated-sidewall distributed-feedback interband cascade lasers that produce 45 mW of cw power in a single spectral mode at −20°C, with maximum wall-plug efficiency of 7.6%. The current tuning range (0-25°C) is 11 nm.
