Abstract

Mid-infrared interband cascade lasers with a 12-pμm-wide ridge and Au electroplating for improved epitaxial-side-up heat sinking operated cw up to 257 K and produced 100 mW/facet at 80 K. A distributed-feedback laser emitted 40 mW of cw power into a single mode.
