Antimonide-based Geiger-mode Avalanche Photodiodes at 2µm Wavelength

Abstract

A Geiger-mode avalanche photodiode (APD) with response at 2 has been developed in the antimonide material system. At 77 K, the APDs demonstrated a dark count rate of 210 kHz and an avalanche probability of 35% at 4.5 V of overbias.
