High Power λ≈9 µm Quantum Cascade Lasers

Abstract

We report high performance InP-based quantum-cascade-lasers, processed with electroplated-gold-layer to improve heat dissipation. Devices with back-facet high-reflection-coated show maximum output power of 175mW at 40% duty cycle at 300K and CW operation up to 270K.
