Tunnel Injection Quantum Dot Lasers

Abstract

Very promising performance characteristics of In(Ga)As/GaAs quantum dot lasers have been reported in the recent past in terms of threshold current, tunability of wavelength and output power. In spite of high differential gain, the measured modulation bandwidth of 1 μm and 1.3 μm single-mode high-speed quantum dot lasers is typically limited to 5-6 GHz.1
