Abstract
Unipolar quantum cascade lasers (QCLs) feature unique high-frequency characteristics with promising application in telecommunication [1], Based on intersubband lasing transition, these devices are characterized by extremely short (picosecond) carrier relaxation lifetimes, dominated by ultrafast LO-phonon-assisted processes.
