Observation of tera-hertz electromagnetic wave emission from InAs/GaAs quantum dots

Abstract

Oscillators in tera-hertz (THz) frequency region (1 ~ 30 THz) are strongly required for the application to the space research, bio science, and so on. The available devices, however, are typically very huge systems including mode- locked Ti-Al2O3 lasers as an exciting source of low temperature-grown GaAs switch, and have very poor efficiency. Therefore, the development of high efficient compact THz oscillators is one of the most important issues.
