Abstract
Development of high-speed photodetectors is important for new high-bit-rate long wavelength optical communication systems. Regardless of the structure of the device, ultrahigh bandwidth operation requires a thin absorption layer and a small active area diameter to reduce the carrier transit time and diode RC time constant.1 Implementation of optical preamplifier or heterodyne detection in the communication system significantly increases the optical power incident on photodetectors,2 This stimulates interest in the high field1,3 and high fflurrtinanon4 transport nonlinearities of ultrawide-band iong-waveiength photodetectors on the uitrafast time scale.
