Reflectivity from multiple quantum well modulators with contrast ratio of 22:1 at 1.55 µm

Abstract

Recently, fiber-in-the-loop systems have been proposed that could open up new services to individual subscribers by using modulators to communicate information up-stream to a central office.1 Because wavelength-division multiplexing (WDM) is a key element in such networks, each subscriber's device must modulate signals over bandwidths >25nm with minimum contrast ratios of >10:1 when operating in reflectivity. For semiconductor modulators these requirements have not yet been achieved at 1.55 µm. Here, we present the performance of InGaAs/InP multiple quantum well reflection modulators, which meet these specifications for the first time, to our knowledge. Our devices are surface-normal modulators that exhibit on/off contrast ratios (CR) in reflectivity of 22:1 and have a 10:1 level over a 26-nm bandwidth at 1.55 µm.
