Abstract
A novel optoelectronic 1.3 μm InP/InGaAsP smart pixel switch which can function as a building block for high performance 2-D optical interconnections and optical computing systems is demonstrated for the first time. The pixel, as shown in Fig. 1, consists of a monolithically integrated p-i-n photodetector with an HBT-based amplifying circuit, and a surface-mounted InP/InGaAsP folded-cavity surface emitting laser (FCSEL)1, all grown by gas-source MBE.
