Abstract
While brisk progress is being made with the II-VI edge-emitting blue-green diode lasers, other device configurations, such as a vertical-cavity surface-emitting laser (VCSEL), offer important complementary opportunities. A number of fabrication and design questions can be addressed by the demonstration of an optically pumped laser as a first step. Here we demonstrate such VCSEL operation in the 480–490 nm range, at present up to T = 200 K, in ZnCdSe/ZnSSSe/ZnMgSSe pseudomorphic separate-confinement heterostructures (SCH) containing three active QW layers and equipped with dielectric high-reflectivity mirrors.
