Ultrahigh-speed, low chirp butt-joint MQW structure modulator integrated DFB laser

Abstract

Bulk type modulator integrated DFB (MI- DFB) lasers are used for practical 2.5 Gbit/s system with standard fibers. To increase the bit rate up to 10 Gbit/s, further chirp reduction is strongly required. The theoretical dynamic wavelength shift investigation of MI-DFB lasers including spatial hole burning effect shows that low a-value, high nonlinear gain saturation coefficient and optimization of κL are effective for reducing the wavelength chirp.1 Optimized strained MQW lasers can satisfy such demand. As for the modulator section, both low voltage operation and low phase modulation associated with intensity modulation are essential. Only well-designed MQW modulators can attain such characteristics. So we should design the DFB laser section and the modulator section independently. Butt-joint two step growth allows us to optimize each section without any restriction. Therefore, we developed low wavelength chirp MI-DFB lasers which had butt-joint structure with properly designed strained MQW DFB laser section and MQW modulator section for the first time.
