Abstract

Vertical cavity surface emitting lasers (VCSELs) have potential applications in optical interconnections, optical logic devices and optical communications. Temperature characteristics are very important for these system applications and several papers have been reported the temperature dependences of threshold current, voltage, differential efficiency and wavelength.1–3 Our work concerns the temperature dependence of spectral characteristics of VCSELs, such as threshold for higher order transverse modes, linewidth and polarization variations, over 100 K to 380 K of ambient temperature changes.
