Wavelength-tunable semiconductor ring lasers

Abstract

Direct-waveguide-coupled monolithic semiconductor ring lasers are being developed for photonic integrated circuit applications. These lasers with an AlGaAs/GaAs single- quantum-well active region operate continuous-wave (cw) with a single-frequency output (up to ≥30 dB side mode suppression).1 Recently, unidirectional lasing and passive mode locking has also been demonstrated for this new class of direct- waveguide-coupled lasers.2,3 In this paper, we report wavelength-tunable semiconductor ring lasers with an interferometric ring structure that provides 10 nm of wavelength tuning.
