High-peak-power picosecond pulses from passively mode-locked monolithic semiconductor lasers

Abstract

To date, most mode-locking experiments with semiconductor lasers that did not implicate external cavities lead to pulses with very high repetition rates of typically > 15 GHz and relatively low peak powers of <100 mW. In this paper, we demonstrate the possibility of using very long (6.6-mm) laser cavities to produce mode-locked pulses with moderate repetition rates (5.9 GHz) and investigate in detail the passive mode-locking behavior of the devices in terms of limits of pulse duration and peak power.
