Abstract

There is a great market for compact blue-green lasers, in the fields of optical recording, reprographics and biotechnology [1]. Wide bandgap II-VI semiconductors are promising materials for visible lasers towards the blue-green range. The demonstration of the first ZnSe-based quantum well blue-green laser diodes has been reported recently, mainly due to the progress in p-type doping [2]. However in these devices, room temperature CW operation is not yet possible and will be difficult to achieve since some serious problems remain such as difficulty in making good ohmic contacts and defects generated by lattice mismatch in the separate confinement (Zn,Cd) (S,Se) heterostructures.
