Abstract
Visible lasers are of considerable interest for numerous uses including bar code scanning, optical data storage, and printing. Considerable progress has been made in obtaining high output power1 and stable far field patterns,2,3 In this paper we report visible lasers based on the InGaAlP material system lattice matched to GaAs substrates with threshold currents of 20 mA, threshold current densities for 633-nm material of 460 A/cm2, and >70 mW in a single spatial mode at 676 nm.
