Abstract
There has been much interest in surface-emitting devices as elements for optoelectronic integrated circuits. Such devices are desired to have optical switching and memory functions for use in signal processing. We report a surface-emitting bistable GaAs/AIGaAs multiquantum well (MOW) laser whose output is deflected to a direction perpendicular to the wafer surface by a monolithically integrated 45° mirror.1 In addition, a different surface-emitting laser, which has a total reflection 45° mirror, is proposed.
