Monolithic 2-D arrays of high-power GalnAsP/lnP surface-emitting lasers

Abstract

One advantage of surface-emitting lasers1–4 is that they make possible monolithic 2-D diode laser arrays. We report here good uniformity and high performance in a sixteen-element (4 × 4) incoherent array operating at room temperature. The only 2-D array reported previously5 consisted of three operating elements fabricated with vertical cavities,1 which produced 1 mW at 77 K.
