High-speed modulation characteristics of a GaSb/AIGaSb multiquantum-well laser

Abstract

Quantum-well laser diodes (QWLDs) are expected to have various useful characteristics, such as lower threshold, higher T0, and higher differential quantum efficiency, than conventional double-heterostructure LDs. They are attractive for use as light sources in optical fiber transmission,1 We report the high-speed modulation characteristics of a GaSb/AIGaSb multiquantum-well (MQW) LD for longer wavelengths. The transmission experiment was conducted at 400 Mbit/s.
