Enhanced modulation performance and reduced quantum noise in quantum well lasers

Abstract

Recently quantum well lasers have received considerable attention because of their low threshold current and controllability of lasing wavelength.1,2 However, little effort has been directed toward measurement or calculation of modulation performance and quantum noise with quantum well lasers.3 In this paper, we investigate these characteristics theoretically and Indicate that linewidth and resonant frequency are substantially Improved by optimizing quantum well structures. The analysis predicts that modulation performance is enhanced by 1.8× for multiquantum well lasers, and linewidth is reduced by 1/10× for single quantum well lasers compared with those of conventional double heterostructure lasers.
