Resonant-tunneling Transport of Holes in Terahertz GaAs/AlGaAs Quantum Cascade Superlattices

Abstract

Design and experiments for a hole-based (p-type) GaAs/AlGaAs terahertz quantum-cascade structure are reported. Sequential resonant-tunneling transport is demonstrated, which indicates effective quantum-transport for heavy-holes and is promising toward development of the first hole-based intersubband laser.
