Abstract

A monolithically integrated Four-channel directly modulated ADR(active distributed reflector)-DFB laser array integrated with a multimode interference coupler by vertical resonant couplers for the first time. 3dB modulation bandwidth exceeding 15GHz has been demonstrated.
