A compact electrically-pumped hybrid silicon microring laser

Abstract

We demonstrate an electrically-pumped hybrid silicon evanescent microring laser fabricated by a self-aligned process. Low-threshold operation as small as 8.37 mA in continuous-wave (cw) mode is observed due to its compact structure (D=50 μm) and small electrical and optical losses.
